Cover Story: The characterization and comparison of GaN (either E-Mode or Cascode) and SiC power devices is described in this paper. Performances are evaluated in terms of threshold voltage, input capacitance, and on-resistance. Some of the tested devices are realized within the framework of the GaN4AP (Gallium Nitride for Advanced Power Applications) European Project. A low-cost measurement system based on an STM32H7 series microcontroller unit has been developed for this purpose. Thanks to its embedded high-resolution timer and the adoption of the equivalent-time sampling technique, the devices' parameters have been extracted with an appreciable accuracy in a wide frequency range, up to 1 MHz. Switching loss comparison has also been performed on the considered devices. View this paper
